Willard left many legacies, but is best remembered as the man in whose honor Willard Memorial Chapel was named. His daughters Caroline and Georgianna Willard made a gift of the Tiffany-designed chapel to the Auburn Theological Seminary in memory of their father and their mother, Jane Frances Case Willard. Willard was among the seminary's benefactors, and served for forty years as the secretary to the seminary's board of trustees.
Willard is buried with his wife and daughters in Fort Hill Cemetery.
